Semiconductor photonic-quantum-wire micro-ring lasers

This study demonstrates the operation of semiconductor micro-ring lasers with different diameters. Single mode lasing with a β value as large as 0.1 can be achieved for rings with a diameter around 5 μm. For a 20- μm ring, both fundamental and higher order modes are observed and are found to exhibit interesting emission characteristics.
