A 94 GHz Down-Conversion Mixer for Radar System in 40 nm Digital CMOS Technology

Abstract

A W-band single-balanced mixer is designed and fabricated in 40 nm digital CMOS technology. The circuit consumes 11.5 mW dc power with the supply voltage of 1 V, while the core circuit consumes only 4.2 mW. The measured peak conversion gain achieves 2.5 dB at 94 GHz, and the input 1- dB compression point (iPidB) is-12 dBm with the IF frequency of 10 GHz. The circuit occupies a core area of only 0.33 mm2.
